- Abstract: A quantum well laser diode (QWLD) and tunneling diode (TD) integrated to make hybrid of a single-mode distributed feedback laser. Which can emit coherent radiation by the action of a laser at around 1060 nm or at around 1310 nm on based GaAs substrate or P-based substrate respectively. At room temperature direct current characteristics were steady and examined. The behavior of Tunneling diode were steady on the different parameter of electrical and optical, controlled by voltage. When the voltages increased a wide hysteresis loop are obtained. Within a very small voltage range we can on and off the laser by the help of tunneling diode.
