Abstract

Abstract : Deep‐Ultraviolet Photodetector Nasir Alfaraj, Boon S. Ooi, and colleagues demonstrate a deep‐ultraviolet photodetector with remarkable photosensitivity in article number 2100142 . Their novel device topology is realized through the disordered nucleation of beta‐polymorph Ga2 O3 crystals on monocrystalline TiN interlayers forming an oxide–nitride vertical heterostructure stack housed on a MgO substrate. A spectral responsivity of 276 A/W at an illuminating power density of around 70 μW/cm 2 is achieved.
